When i was 14 i engaged sexual activity with a
21 year old man. He get charged twice with
unlawful sex with a minor, both with me.
Recently he has gotten out of prison for those
charges. I was worried now that im over 18 and
he is out if he can legally contact me?

Yes, he can contact you unless there is a "no contract," restraining or protective order in place. Being convicted of any crime, including a sex offense, does not automatically by your from contacting your victim at some later date.
If he does try to contact you, you could seek and almost certainly would get a protective or restraining order.
